Nonequilibrium Carrier Dynamics studied by non-degenerate Four-Wave-Mixing — •Markus Betz, Gernot Göger, and Alfred Leitenstorfer — Physik-Department E11, Technische Universität München
We present a new background free experimental method for studying femtosecond carrier dynamics in direct-gap semiconductors. Using non-degenerate three-beam four-wave-mixing we monitor the carrier dynamics in GaAs and CdTe at densities as low as 2*10−15 cm−3. The
electron-LO-phonon emission time in GaAs is determined to be 240 fs consistent with previous measurements via differential transmission spectroscopy. The electron-LO-phonon emission time in CdTe, which has not been measured before, is found to be 80 fs. Both values agree with theoretical estimates for the Fröhlich interaction.
