Microscopic Dynamics of Quantum Dot Lasers — •Vasilos Stavrou, Dietmar Preisser, and Ortwin Hess — Theoretical Quantum Electronics, Institute of Technical Physics, DLR, Pfaffenwaldring 38-40, D-70569 Stuttgart
The dynamics of quantum dot (QD) semiconductor lasers is
analysed by numerical simulation on the basis of microscopic
Maxwell-Bloch equations for single and multiple coupled QDs.
The semiconductor QDs consindered as active material in the
QD-laser consist of InP embedded in the background material AlAs.
We discuss, in particular, the interactions of the optical field
with the carriers as well as the interplay of carrier-carrier
and the carrier-optical phonon scattering with the
dynamics of the optical field propagating within the laser cavity.
Moreover, the dependence of the dynamic optical properties of
QD lasers on the shape of the carrier confined potential is
highlighted and of the coupling processes between the QDs are analyzed.
