Block copolmer films can be used for patterning surfaces on a submicrometer length scale. The surface structures of such films are easily accessible by AFM. Grazing-incidence small-angle X-ray scattering (GISAXS) and X-ray reflectometry elucidate the lateral and vertical inner film structure in detail. In this way, we have found a characteristic molar-mass dependence of the thin film structures of lamellae-forming symmetric polystyrene-polybutadiene (PS-PB) diblock copolymers [1]. Whereas films from low molar mass samples prefer a lamellar orientation parallel to the film surfaces, the lamellae are perpendicular in high molar mass samples. For intermediate molar mass samples domains of different orientations coexist. Additionally, time-resolved GISAXS gives information about changes of the inner film structures during vapor treatment, which are compared to changes of the surface structures detected using AFM.
