Coherent tunable terahertz sources are necessary for high resolution spectroscopy and astronomical heterodyne receivers, but may also be of importance for future medical diagnosis applications. Photomixing of two near-infrared diode lasers in fast photoconductor structures enables to build terahertz radiation sources with ultimate tunability. In this work we seek to improve power and bandwidth of photomixers based on traveling-wave structures on low-temperature-grown gallium-arsenide (LTG-GaAs) substrates.
