Applying Combinatorial Material Synthesis to identify superior GeSbTe based phase change materials — •Daniel Wamwangi, Han-Willem Woeltgens, Ralf Detemple und Matthias Wuttig — I Physikalisches Institut Lehrstuhl für Physik neuer Materialien, RWTH Aachen, D 52056 Aachen

Phase-change media presently employed constitute mainly of ternary based GeSbTe alloys and eutectic doped Sb2Te. Until now most of the research has been focused on the GeSbTe alloys that lie along the pseudobinary line (GeTe)x(Sb2Te3)1−x. However little or no information is available on other compositions. The concept of combinatorial material synthesis has been applied to enable the preparation of a vast array of phase change alloys to accelerate the search for new compounds. These compounds are screened by a static tester to determine the influence of stoichiometry on crystallization and amorphisation. In this work results of the characterisation of phase change compounds near the pseudobinary line are presented demonstrating the potential of the concept. It has been observed that alloys near the pseudobinary line have considerably faster crystallisation times. By applying atomistic models to predict compositions with superior performance, guidelines have been established and confirmed by the combinatorial material synthesis concept.
