Curved Two-Dimensional Electron Gases in InGaAs-Tubes and -Coils — •O. Schumacher, S. Mendach, Ch. Heyn, S. Schnuell, R. Anton, and W. Hansen — Institut fuer Angewandte Physik, Jungiusstrasse 11, D - 20355 Hamburg
Thin pseudomorphically strained InGaAs/GaAs double-layer-films roll into tubes after they are released from the substrate by selective etching of an AlAs sacrificial layer. This mechanism, which was first presented by Prinz et al. for the Si/Ge system, can be used to form semiconductor tubes with diameters varying between some nanometers and some micrometers by adjusting the double-layer thickness and composition. We developed a lithographic method to control not only the diameter but also the length, orientation and location of the tubes. Furthermore, this method allows us to build coils with tuneable parameters including the coil spacing. We want to perform transport measurements on curved two-dimensional electron gases (2DEGs) with these structures. One challenge here is the integration of 2DEGs into the very thin tube walls. First results and the optimisation of the 2DEG layer sequence as well as structural investigations with transmission electron microscopy will be discussed.
