Single-mode long-wavelength VCSELs in the 1.3 - 1.55μm wavelength range are ideal optical sources for low-cost and energy-efficient optical interconnects, particular in medium to large range links. We have developed advanced InP-based solitary devices and arrays for corresponding telecom- and datacom-applications that offer high coupling efficiency, small footprint and packaging versatility. In this talk, we will present single-polarization 1.55-μm VCSELs and quad arrays designed for 3D photonic integration on a silicon-on-insulator (SOI) platform and electronic integration in an active optical cable. Nanofabrication techniques are applied to accomplish lasing with deterministic and stable polarisation, as well as emission into an equally spaced 4-wavelength grid. Ultra-short optical cavity design has been realized to reduce photon lifetime yielding enhanced modulation data rates exceeding 30 Gb/s NRZ. For this, high-index-contrast dielectric Bragg reflectors on both sides of the laser cavity and minimized active region thickness were used. These monolithic VCSEL array enables wavelength division multiplexing in the optical C-band and four-level pulse amplitude modulation (PAM-4), paving the way towards terabit optical interconnects.
